Hoch-effizienz Silizium-Solarzellen benotigen eine exzellente Oberflachenpassivierung. Die beste Oberflachenpassivierung wird aktuell mit dielektrischen Schichten wie SiO2, Al2O3 oder SiNx:H erzielt. Diese Schichten erzielen eine hervorragende Feldeffektpassivierung durch die Bildung fester Ladungen, die die Minoritaten von der Grenzflache abstoßen und damit die Oberflachenrekombination unterdrucken. Zusatzlich erreichen diese Schichten eine sehr gute chemische Passivierung durch defektarmes Aufwachsen und das Sattigen offener Bindungen, die als Rekombinationszentren agieren. Diese Arbeit befasst sich mit der elektrischen Charakterisierung der passivierenden Grenzflachen fur Silizium-Solarzellen. Aufladungseffekte in den Al2O3-Passivierungsschichten werden systematisch untersucht und konnen kurzfristig die Feldeffektpassivierung verbessern. Das Einbringen sehr dunner SiO2- oder HfO2-Schichten in die Al2O3-Passivierung modifiziert sowohl die festen Ladungen als auch die eingefangenen Ladungen. Ein Zusammenhang zwischen beiden Effekten wird untersucht und es kann eine lineare Korrelation hergestellt werden. Strukturelle Anderungen des Al2O3 werden als Ursache dieses Verhaltens vermutet. Daruber hinaus zeigen die Messungen, dass die festen Ladungen im Al2O3 unmittelbar an die Grenzflache mit dem Silizium und dem nativen Oxid gebunden sind. Wohingegen die Ausbildung der Haftstellen erst ab einer Schichtdicke von mehr als 0,5 nm beobachtet wird. Danach wird die Realisierung einer leitfahigen Passivierung auf der Basis von Al2O3- und TiO2-Schichten studiert. Die Einflusse der Variation der Schichtstapel und der thermischen Nachbehandlung werden untersucht. Eine dunne Al2O3-Grenzschicht passiviert die Siliziumoberflache, wahrend die TiO2-Deckschicht eine hohe Leitfahigkeit erzeugt. Schichtstapel mit einer 5 nm Al2O3-Grenzschicht und einer 20 nm TiO2-Deckschicht erzielen die besten Ergebnisse und zeigen Potenzial zur Effizienzsteigerung von Silizium-Solarzellen. Zuletzt wird das Messverfahren BiasMDP entwickelt. Diese Methode erlaubt die Charakterisierung der Einflusse der chemischen und der Feldeffektpassivierung auf Basis der Lebensdauermessung mit angelegter Spannung. Referenzmessungen bestatigten die Funktionalitat der BiasMDP. 2-dimensionale Vermessungen an inhomogenen Passivierungen veranschaulichen die Moglichkeiten der Methode zur Prozesskontrolle in der Fertigung. Diese Thesen demonstrieren die Bedeutung der elektrischen Charakterisierung an Passivi.
